The Ampleon CLP24H4S30P is a 30W-class GaN-on-SiC HEMT power transistor operating from 2400 to 2500MHz. It is designed for driving high-power continuous-wave (CW) transistors in industrial, scientific, medical and solid-state cooking applications.
With an internally matched input and a compact DFN package, CLP24H4S30P is suitable for the driver stage of a 2.45GHz RF power amplifier. Ampleon also documents a two-stage line-up using CLP24H4S30P as the driver and CLF24H4LS300P as the high-power final stage.

Its datasheet application table reports 25W CW output, 17dB gain and 75% drain efficiency at 50V and 20mA quiescent current in a class-AB application circuit. Separate 30W pulsed production-test results use different conditions. These values should not be combined into a single guaranteed operating point.

RF Matching and Thermal Integration
Internal input matching does not make CLP24H4S30P a complete 50Ω amplifier module. External matching and bias circuitry are still required. Use the manufacturer’s application circuit and impedance data as the starting point for RF design.
The exposed package backside is the ground terminal. The datasheet’s thermal setup uses copper-filled PCB vias beneath the grounding pad and a cooling surface. PCB layout and the thermal path should therefore be reviewed together.
