Qorvo TQP3M9037 0.7–6GHz Low Noise Amplifier

The Qorvo TQP3M9037 is a high-linearity, ultra-low-noise RF amplifier designed for wireless infrastructure and receiver applications operating from 700MHz to 6GHz. Manufactured using Qorvo's E-pHEMT process, it combines low noise figure, high gain and strong intermodulation performance in a compact 2 × 2mm DFN package.

At 1.9GHz, the TQP3M9037 delivers 0.4dB typical noise figure, 20dB gain and +35dBm output third-order intercept point (OIP3). Integrated 50Ω matching, active bias and shutdown control simplify integration into FDD/TDD receivers, repeaters and RF front-end systems.

Note: The 0.4dB noise figure, 20dB gain and +35dBm OIP3 are typical performance figures at 1.9GHz. RF characteristics vary with frequency, supply conditions and PCB implementation.

Noise Figure, Gain and Linearity

The TQP3M9037 combines low noise figure with high third-order intercept performance, making it suitable for receiver front ends where weak signals must be amplified in the presence of stronger adjacent-channel signals.

Its 0.4dB typical noise figure at 1.9GHz helps minimize receiver noise degradation, while approximately 20dB gain provides amplification ahead of subsequent RF stages.

The +35dBm typical OIP3 is particularly relevant to multi-carrier receivers and wireless infrastructure applications requiring good intermodulation performance.

When evaluating the device, engineers should consider:

  • Noise figure: Verify performance at the intended operating frequency rather than applying the 1.9GHz value across the complete bandwidth.

  • Linearity: Evaluate OIP3 and output compression against expected blocker and multi-carrier signal levels.

  • Gain budget: Include preceding filter insertion loss and subsequent receiver-stage gain.

  • Input power: Distinguish the +22dBm CW ruggedness specification from normal linear operating power.

Supply Bias and Shutdown Control

The TQP3M9037 integrates an active bias circuit and operates from a single positive supply without requiring a separate negative gate-bias voltage.

Qorvo lists a supply range of approximately 3V to 5V and typical current consumption of 65mA at 5V under the stated operating conditions.

The integrated shutdown function allows the amplifier to be controlled in time-division duplex (TDD) systems and other applications where receiver gain stages must be disabled during selected operating periods.

Before PCB integration, verify the datasheet's recommended bias network, shutdown-control voltage levels, power sequencing and decoupling requirements.

RF Matching and PCB Layout

The TQP3M9037 includes internal 50Ω input and output matching, reducing the need for complex external impedance-matching networks in typical applications.

However, the actual RF performance still depends on PCB layout, grounding, component placement and operating frequency.

Recommended design checks include:

  • Maintain controlled-impedance 50Ω RF transmission lines.

  • Follow Qorvo's recommended RF input/output coupling and bias components.

  • Provide a low-inductance ground connection beneath the DFN package.

  • Place supply bypass capacitors close to the device.

  • Use manufacturer reference designs and S-parameter data for the target frequency band.

Qorvo provides reference designs for several frequency ranges, including 1.9–2.0GHz, 2.3–2.4GHz, 2.5–2.7GHz and 3.4–3.6GHz.

TQP3M9037 vs TQP3M9036: Selection Considerations

Qorvo identifies the TQP3M9037 as pin-compatible with the lower-band TQP3M9036. However, pin compatibility does not automatically establish equivalent RF performance.

For an existing receiver design, verify the following before selecting either device:

  • Target operating frequency and gain flatness

  • Noise figure and OIP3 at the required frequencies

  • Bias network and shutdown-control compatibility

  • External components and PCB layout requirements

  • Manufacturer availability and production status

The TQP3M9036 should be considered a different frequency-optimized option, not an unconditional drop-in replacement for TQP3M9037.

Typical Applications

  • FDD and TDD wireless infrastructure

  • LTE and cellular receiver front ends

  • RF repeaters and distributed antenna systems

  • General-purpose wireless receivers

  • High-linearity RF gain stages

  • RF test and measurement signal chains
