The CGHV40100F is a high-power, unmatched gallium nitride high-electron-mobility transistor designed for broadband RF and microwave power amplifiers. Operating from a 50V drain supply, it provides 100W minimum saturated output power with high gain and efficiency for both linear and compressed amplifier circuits.
The manufacturer’s datasheet specifies operation up to 3GHz, while a broadband application circuit is available for 0.5GHz to 2.5GHz. The flange package supports secure heatsink mounting in high-power RF systems.
