Cree/Wolfspeed GaN RF Products | CGH, CGHV & CMPA
Many RF engineers and purchasing teams still search for Cree RF or Wolfspeed RF part numbers such as CGH40010F, CGH40025F, CGHV40100F and CMPA0760020F. However, these RF product families are now part of MACOM Technology Solutions.
Cree officially changed its company name to Wolfspeed in October 2021. Wolfspeed later completed the sale of its RF business to MACOM, effective December 2, 2023. As a result, many former Cree and Wolfspeed GaN RF products are now listed and supported through MACOM’s RF and microwave portfolio.

Are Cree and Wolfspeed RF Part Numbers Still Valid?
The acquisition did not automatically change familiar product numbers. Buyers may therefore encounter the same model under different brand descriptions, including:

Wolfspeed CGH40010F
MACOM CGH40010F
The complete part number remains the most important purchasing reference. Brand markings, datasheet logos and packaging may vary according to manufacturing date and inventory source.
For new designs, engineers should use the latest MACOM datasheet and confirm the current product status, package, revision and technical support information.
CGH Series: Broadband GaN HEMT Transistors
The CGH series includes unmatched GaN HEMTs for general-purpose broadband RF power amplifiers. These devices require external input and output matching networks, allowing engineers to optimize the circuit for a specific frequency, gain or efficiency target.

The CGH40010 provides 13W typical saturated output power and up to 65% efficiency, while the CGH40025 provides 30W typical saturated power and 62% efficiency under the manufacturer’s stated test conditions.

CGHV Series: Higher-Voltage RF Power Transistors
The CGHV series is designed for higher-voltage and higher-power RF amplifier applications.
A representative model is the CGHV40100F, a 50V unmatched GaN HEMT providing 100W typical output power. The current MACOM product specification lists operation up to 3GHz, 17.5dB small-signal gain at 2GHz and approximately 55% efficiency at saturation.
The CGHV40100F is suitable for:
High-power broadband amplifiers
Military communication systems
Radar transmitters
RF test equipment
Linear and compressed amplifier circuits
Compared with lower-power CGH devices, CGHV products require more careful power-supply, bias and thermal design.
CMPA Series: Packaged GaN MMIC Amplifiers
The CMPA series consists of packaged GaN MMIC high-power amplifiers. Compared with unmatched discrete transistors, these products integrate more of the RF amplifier structure and can reduce external matching complexity.

The CMPA0560008S provides approximately 40% typical power-added efficiency and is intended for electronic warfare, radar, test and measurement and general amplification.
The CMPA0760020F provides 25W saturated power, 21dB large-signal gain and approximately 36% typical power-added efficiency under continuous-wave operation. MACOM identifies military communications, electronic warfare, ISM and EMC amplification among its target applications.
CGH, CGHV or CMPA: Which Series Should You Choose?
Choose a CGH model when the design requires a flexible unmatched transistor for broadband operation, typically with a 28V supply.
Choose a CGHV model when higher voltage and substantially higher RF output power are required.
Choose a CMPA model when a packaged MMIC solution, wider integrated bandwidth and reduced external RF matching complexity are preferred.
