Qorvo QPA1011D 7.9–11GHz 25W X-Band GaN Power Amplifier
The Qorvo QPA1011D is a wideband X-Band GaN MMIC power amplifier covering 7.9 to 11GHz.
Built on Qorvo's 0.15μm GaN-on-SiC QGaN15 process, the device typically provides 25W saturated output power, 20dB large-signal gain and 37% power-added efficiency.
QPA1011D is supplied as a bare die and is suitable for radar, satellite communications and high-frequency data-link applications where wide bandwidth and high RF output power are required.

Typical Applications
QPA1011D is suitable for:
Military radar
Commercial radar
AESA and phased-array radar
Satellite communications
Microwave data links
X-Band transmitter modules
Its 7.9–11GHz bandwidth makes it suitable for systems requiring broader frequency coverage than narrower 8.5–10.5GHz X-Band amplifiers.
QPA1011D vs QPA1011
Qorvo also offers the QPA1011, which provides similar RF performance in a packaged QFN version.
| Model | Frequency | Output Power | Package |
|---|---|---|---|
| QPA1011D | 7.9–11GHz | ~25W | Bare Die |
| QPA1011 | 7.9–11GHz | ~25W | 4.5 × 5mm QFN |
Choose QPA1011D when bare-die integration, minimum module size or custom microwave packaging is required.
Choose QPA1011 when a packaged device is preferred for easier PCB-level assembly.
